Multiphonon hopping of electrons on defect clusters in amorphous germanium

Structures, Electronic Properties and Carrier Transport Mechanisms of Si Nano-Crystalline Embedded in the Amorphous SiC Films with Various Si/C Ratios

Recent investigations of fundamental electronic properties (especially the carrier transport mechanisms) of Si nanocrystal embedded in the amorphous SiC films are highly desired in order to further develop their applications in nano-electronic and optoelectronic devices. Here, Boron-doped Si nanocrystals embedded in the amorphous SiC films were prepared by thermal annealing of Boron-doped amorphous Si-rich SiC films with various Si/C ratios. Carrier transport properties in combination with microstructural characteristics were investigated via temperature dependence Hall effect measurements. It should be pointed out that Hall mobilities, carrier concentrations as well as conductivities in films were increased with Si/C ratio, which could be reached to the maximum of 7.2 cm²/V∙s, 4.6 × 10¹⁹ cm⁻³ and 87.5 S∙cm⁻¹, respectively. Notably, different kinds of carrier transport behaviors, such as Mott variable-range hopping, multiple phonon hopping, percolation hopping and thermally activation conduction that play an important role in the transport process, were identified within different temperature ranges (10 K~400 K) in the films of different Si/C ratio. The changes from Mott variable-range hopping process to thermally activation conduction process with temperature were observed and discussed in detail.

Anomalous Cooling-Rate-Dependent Charge Transport in Electrolyte-Gated Rubrene Crystals

Although electrolyte gating has been demonstrated to enable control of electronic phase transitions in many materials, long sought-after gate-induced insulator-metal transitions in organic semiconductors remain elusive. To better understand limiting factors in this regard, here we report detailed wide-range resistance-temperature ( R- T) measurements at multiple gate voltages on ionic-liquid-gated rubrene single crystals. Focusing on the previously observed high-bias regime where conductance anomalously decreases with increasing bias magnitude, we uncover two surprising (and related) features. First, distinctly cooling-rate-dependent transport is detected for the first time. Second, power law R- T is observed over a significant T window, which is highly unusual in an insulator. These features are discussed in terms of electronic disorder at the rubrene/ionic liquid interface influenced by (i) cooling-rate-dependent structural order in the ionic liquid and (ii) the intriguing possibility of a gate-induced glassy short-range charge-ordered state in rubrene. These results expose new physics at the gated rubrene surface, pointing to exciting new directions in the field.

Transition of Carrier Transport Behaviors with Temperature in Phosphorus-Doped Si Nanocrystals/SiO2 Multilayers

High-conductive phosphorus-doped Si nanocrystals/SiO2(nc-Si/SiO2) multilayers are obtained, and the formation of Si nanocrystals with the average crystal size of 6 nm is confirmed by high-resolution transmission electron microscopy and Raman spectra. The temperature-dependent carrier transport behaviors of the nc-Si/SiO2 films are systematically studied by which we find the shift of Fermi level on account of the changing P doping concentration. By controlling the P doping concentration in the films, the room temperature conductivity can be enhanced by seven orders of magnitude than the un-doped sample, reaching values up to 110 S/cm for heavily doped sample. The changes from Mott variable-range hopping process to thermally activation conduction process with the temperature are identified and discussed.

High conductance 2D transport around the Hall mobility peak in electrolyte-gated rubrene crystals

We report the observation of the Hall effect at hole densities up to 6×10¹³ cm⁻² (0.3  holes/molecule) on the surface of electrolyte-gated rubrene crystals. The perplexing peak in the conductance as a function of gate voltage is confirmed to result from a maximum in mobility, which reaches 4  cm² V⁻¹ s⁻¹ at 2.5×10¹³ cm⁻². Measurements to liquid helium temperatures reveal that this peak is markedly asymmetric, with bandlike and hopping-type transport occurring on the low density side, while unconventional, likely electrostatic-disorder-affected transport dominates the high density side. Most significantly, near the mobility peak the temperature coefficient of the resistance remains positive to as low as 120 K, the low temperature resistance becomes weakly temperature dependent, and the conductance reaches within a factor of 2 of e²/h, revealing conduction unprecedentedly close to a two-dimensional metallic state.
